abstract = "Neste trabalho foram crescidos e investigados, do ponto de vista
estrutural e el{\'e}trico, filmes finos de telureto de bismuto
crescidos sobre substratos de BaF2 (111). A primeira etapa deste
trabalho consistiu na otimiza{\c{c}}{\~a}o dos par{\^a}metros
de crescimento por epitaxia de feixe molecular. Para isto,
investigou-se a influ{\^e}ncia da press{\~a}o equivalente do
feixe proveniente da fonte de Bi2Te3, da temperatura do substrato
e da oferta extra de tel{\'u}rio. Os par{\^a}metros estruturais
das amostras foram medidos no difrat{\^o}metro de alta
resolu{\c{c}}{\~a}o instalado no LAS/INPE, permitindo
quantificar a estequiometria dos filmes, a qualidade cristalina, o
grau de gemina{\c{c}}{\~a}o, a rugosidade da superf{\'{\i}}cie
e a espessura da camada epitaxial. Medi{\c{c}}{\~o}es na linha
XRD2 do Laborat{\'o}rio Nacional de Luz S{\'{\i}}ncrotron foram
realizadas para aquisi{\c{c}}{\~a}o de mapas do espa{\c{c}}o
rec{\'{\i}}proco em torno de picos de Bragg sim{\'e}tricos e
assim{\'e}tricos. Medi{\c{c}}{\~o}es por microscopia de
for{\c{c}}a at{\^o}mica permitiram avaliar a influ{\^e}ncia dos
par{\^a}metros de crescimento na morfologia e rugosidade da
superf{\'{\i}}cie. Medi{\c{c}}{\~o}es de resistividade
el{\'e}trica em fun{\c{c}}{\~a}o da temperatura e de efeito
Hall permitiram determinar o diagrama de comportamento
el{\'e}trico dos filmes de telureto de bismuto. Paralelamente ao
estudo experimental, um modelo de crescimento epitaxial usando
Monte Carlo foi desenvolvido. O modelo forneceu uma vis{\~a}o
atom{\'{\i}}stica do crescimento, permitindo elucidar a
influ{\^e}ncia dos par{\^a}metros de crescimento nas
propriedades dos filmes. Uma vez fixados os par{\^a}metros ideais
para obten{\c{c}}{\~a}o de filmes finos de Bi2Te3 com alta
qualidade estrutural, uma s{\'e}rie de filmes foi crescida com
espessura variada. A depend{\^e}ncia das propriedades estrutural
e el{\'e}trica com a espessura destes filmes foi investigada. As
propriedades topol{\'o}gicas dos filmes de Bi2Te3 crescidos foram
analisadas por medidas de espectroscopia de fotoemiss{\~a}o
resolvida em {\^a}ngulo (ARPES), realizadas na Universidade de
W{\"u}rzburg. Uma nova t{\'e}cnica foi desenvolvida para
proteger a superf{\'{\i}}cie dos filmes contra
contamina{\c{c}}{\~a}o durante o traslado entre o sistema de
crescimento e o sistema de an{\'a}lise de superf{\'{\i}}cie. Os
espectros ARPES e os mapas de Fermi medidos confirmaram a
presen{\c{c}}a dos estados topol{\'o}gicos de
superf{\'{\i}}cie e, nas condi{\c{c}}{\~o}es otimizadas de
crescimento, revelaram filmes de Bi2Te3 com comportamento isolante
volum{\'e}trico intr{\'{\i}}nseco. ABSTRACT: In this work, thin
films of bismuth telluride were grown on (111) BaF2 substrates and
investigated in a structural and electrical point of view. The
first step of this work consisted in the optimization of the
molecular beam epitaxial growth parameters. For this purpose, it
was investigated the influence of beam equivalent pressure of the
Bi2Te3 solid source, substrate temperature and extra tellurium
offer on the film parameters. The structural parameters of the
samples were measured in the high-resolution diffractometer
installed in LAS/INPE, which allowed quantification of film
stoichiometry, crystalline quality, twinning degree, surface
roughness and thickness of the epitaxial layers. Measurements in
the XRD2 line of the Brazilian Synchrotron Light Laboratory were
performed to acquire reciprocal space maps around symmetric and
asymmetric Bragg peaks. Atomic force microscopy images allowed
evaluating the influence of growth parameters on surface
morphology and roughness. Resistivity and Hall effect, measured as
a function of temperature, allowed to determine the electrical
behavior diagram of the bismuth telluride films. Parallel to the
experimental study, an epitaxial growth model based on Monte Carlo
method was developed. The model provided an atomistic view of the
growth, which elucidated the influence of the growth parameters on
the film properties. After determining the ideal parameters to
obtain Bi2Te3 thin films with high structural quality, it was
produced a series of films with varied thickness. Thus, the
dependence of the structural and electrical properties on film
thickness was determined. The topological properties of the Bi2Te3
films were analyzed by angle-resolved photoemission spectroscopy
(ARPES) measurements performed at W{\"u}rzburg University. A new
technique was developed to protect the film surface against
contamination during the transfer from the growth system to the
surface analysis system. The acquired ARPES spectra and Fermi maps
confirmed the presence of the topological surface states and,
under optimized growth conditions, revealed Bi2Te3 films with
intrinsic bulk insulating behavior.",
